A 4 × 100 Gbps DWDM Receiver using All-Si Microring Avalanche Photodiodes

Abstract: We demonstrate an O-band 4-channel DWDM receiver using all-Si microring APDs. Each all-Si APD exhibits a low dark current at nA level before the breakdown, a responsivity of ∼ 0.5 A/W, and a 3-dB bandwidth of ∼ 44 GHz. All 4 channels are capable of open eye diagrams at 50 Gbps NRZ and 100 Gbps PAM4 operations.
